The Thermal Grizzly Ryzen 7000 Delid-Die-Mate is a tool for removing the heatsink („Köpfen“, „delidden“) on AMD Ryzen 7000 processors. By removing the heatsink, the CPUs can be cooled by „Direct Die“, For example. With the so-called „Direct Die“, the CPU cooler is mounted directly on the CPU dies and the I/O die of the processor. By omitting the heatsink in the cooling circuit, significantly optimized heat transfer is achieved from the dies to the CPU cooler.
Delidding, also known as „knocking“, consists of removing the heat sink from the processor. For bare processors, delidding is typically used to replace the thermal interface material (TIM) between the CPU die and the cooler with high-quality thermal paste or liquid metal before reinstalling the cooler. However, as Ryzen 7000 processors are soldered, this is not an option, as removing the indium solder would create too large a gap between the IHS and the CPU dies.

For this reason, Ryzen 7000 CPUs are primarily intended for possible mounting of the CPU cooler directly on the CPU dies. In the case of Ryzen 7000 CPUs, this would be the I/O die (IOD) and one or two CPU dies (CCD), the so-called “chiplets”. By omitting the heatsink and mounting the CPU cooler directly to the die, experience has shown that temperatures can be reduced by 10-20°C if liquid metal such as Conductonaut is used as the TIM. The corresponding tests were carried out by content creators and technology YouTubers Roman „der8auer“ Hartung, professional overclocker and engineer, and Jason „JayzTwoCents“ Langevin.

These huge temperature improvements thanks to Direct Die are also due to the heatsink of the Ryzen 7000 processors. The heatsinks on the AM5 platform, which were introduced with the Ryzen 7000, are thicker than older heatsinks such as the AM4 . This was done so that older CPU coolers compatible with AM4 would also be compatible with the AM5 platform. Additionally, the surface area of the Ryzen 7000 heatsink is significantly less at approximately 910 mm² compared to AM4 at 1,300 mm².

Since Ryzen CPU chiplets could be damaged in certain circumstances when using the direct die method when mounting the CPU cooler, as has been the case with older AMD Athlon XP generation processors, we offer the Ryzen direct die frame 7000 [link]. This covers the edges of the PCB and reduces the risk of damage when mounting the CPU cooler on the chiplets.

Attention:Removing the heat sink („pfen“, „delidden“) from a processor is at your own risk! The manufacturer's warranty expires when the CPU is replaced! Damage caused by CPU cooling is not covered by the manufacturer!

The TG-DDM-R7000-R is an essential tool for PC enthusiasts looking to improve the thermal performance of their Ryzen 7000 processors by direct die cooling. However, it is important to be aware of the risks associated with the delidding process and perform it with utmost care to avoid damaging the processor.
